Saren. Hands down. He looked cool, and there was just so much depth to his character.
Saren was a great villain and physically adorable; I hated his final boss fight though. He looked like one of the spider guys from Killing Floor dressed up in rusty gray banana peels.

I convinced him to commit suicide using the paragon option. So I didn’t end fighting him but a robotic thingy that was his skeleton or something.
Pyramid Head from Silent Hill 2. He was so freaky and invincible that he raped other monsters and fucked with you every second. He was so awesome that I was him for holloween years ago - I scared a lot of little kids, haha.
Other than that,
Shin Akuma from Capcom vs Snk 2. He just killed everything with pure hatred and dark energy of death. Basically Akuma hates so much he can devour worlds - that’s fucking awesome. And he took me like 400 tries to beat.
I would have included him had his boss fight not been so annoying. It wasn’t frustrating or hard, it was just long and tedious with no depth, at least for me. Worst part of Mass Effect.
Arcturus Mengsk from StarCraft II would probably have to be my favorite right now
he has the face of a kitten and cloven feet, few things get much cuter than that
